Taming transport in InN (open access)

Taming transport in InN

The large electron affinity of InN, close to 6 eV and the largest of any III-V semiconductor, creates a strong driving force for native donor formation, both in the bulk and at surfaces and interfaces. Moreover, all InN surfaces, regardless of crystal orientation or doping, have been observed to have a surface accumulation layer of electrons, which interferes with standard electrical measurements. For these reasons, until recently, it was uncertain whether or not compensation by donor defects would prevent “real” p-type activity (i.e. existence of sufficiently shallow acceptors and mobile holes). A coordinated experimental approach using a combination of electrical (Hall effect) and electrothermal (Seebeck coefficient) measurements will be described that allows definitive evaluation of carrier transport in InN. In Mg-doped InN films, the sensitivity of thermopower to bulk hole conduction, combined with modeling of the parallel conducting layers (surface/bulk/interface), enables quantitative measurement of the free hole concentration and mobility. In undoped (n-type) material, combined Hall and thermopower measurements, along with a considering of the scattering mechanisms, leads to a quantitative understanding of the crucial role of charged line defects in limiting electron transport.

Solid Phase Characterization of Tank 241-C-108 Residual Waste Solids Samples

This report presents the results for solid phase characterization (SPC) of solid samples removed from tank 241-C-108 (C-108) on August 12-13,2012, using the off-riser sampler. Samples were received at the 222-S Laboratory on August 13 and were described and photographed. The SPC analyses that were performed include scanning electron microscopy (SEM) using the ASPEX(R)l scanning electron microscope, X-ray diffraction (XRD) using the Rigaku(R) 2 MiniFlex X-ray diffractometer, and polarized light microscopy (PLM) using the Nikon(R) 3 Eclipse Pol optical microscope. The SEM is equipped with an energy dispersive X-ray spectrometer (EDS) to provide chemical information. Gary A. Cooke conducted the SEM analysis, John A. Pestovich performed the XRD analysis, and Dr. Heinz J. Huber performed the PLM examination. The results of these analyses are presented here.

This research is carried out as part of the Gas-Phase Molecular Dynamics program in the Chemistry Department at Brookhaven National Laboratory. Chemical intermediates in the elementary gas-phase reactions involved in combustion chemistry are investigated by high resolution spectroscopic tools. Production, reaction, and energy transfer processes are investigated by transient, double resonance, polarization and saturation spectroscopies, with an emphasis on technique development and connection with theory, as well as specific molecular properties.

Control of New Kinetic Barriers & Design of Nanorods

The accomplishments of this project include three elements. The first element directly relates to the focus of this project. Specifically, we have determined the three-dimensional Ehrlich-Schwoebel barriers, with and without surfactants, and two manuscripts in preparation; references refer to the list of journal publications. Further, we have discovered a characteristic length scale - the dimension of atomic islands bounded by multiple-layer surface steps. This discovery has made it possible to understand scientifically why nanorods synthesis is possible at all, will enable science-based design of nanorods, and may impact energy technology through nanomaterials design and synthesis. The second element relates to an exploration - synthesis of nanowires. This exploration is made possible through additional support of a Small Grant Exploratory Research from NSF. Through a combination of atomistic simulations, theories, and experiments, the PI and colleagues have made two contributions to the field. Specifically, they have revealed the physical reason why periodic twins develop during growth of SiC nanowires. Further, they have discovered that SiC nanowire films have an order-of-magnitude higher friction that their macroscopic counterpart, something that has never been reported before. U.S.-China Diplomacy Over Chinese Legal Advocate Chen Guangcheng

The case of blind Chinese legal advocate Chen Guangcheng, who escaped from illegal house arrest in China's Shandong Province on April 20, 2012, and made his way to Beijing, the United States Embassy, and, ultimately, the United States, has generated strong congressional interest. This report begins by examining implications of the Chen case for the place of human rights in U.S.-China relations. It then discusses why Beijing may have been willing to negotiate with the United States at all over the fate of a Chinese citizen inside China. The report highlights the remaining issues in the case, details the understandings reached between the two governments, and then provides background on Chen Guangcheng and a list of his family and other associates in China who may be at risk. The report includes a map showing Chen's home district and Beijing, the city to which he escaped. It also includes a timeline of developments in the case from April 20, 2012, until May 19, 2012, based upon information available at the time of publication.

Science Goals for the ARM Recovery Act Radars. In October 2008, an ARM workshop brought together approximately 30 climate research scientists to discuss the Atmospheric Radiation Measurement (ARM) Climate Research Facility's role in solving outstanding climate science issues. Through this discussion it was noted that one of ARM's primary contributions is to provide detailed information about cloud profiles and their impact on radiative fluxes. This work supports cloud parameterization development and improved understanding of cloud processes necessary for that development. A critical part of this work is measuring microphysical properties (cloud ice and liquid water content, cloud particle sizes, shapes, and distribution). ARM measurements and research have long included an emphasis on obtaining the best possible microphysical parameters with the available instrumentation. At the time of the workshop, this research was reaching the point where additional reduction in uncertainties in these critical parameters required new instrumentation for applications such as specifying radiative heating profiles, measuring vertical velocities, and studying the convective triggering and evolution of three-dimensional (3D) cloud fields.
