Absolute sensitivity calibration of extreme ultraviolet photoresists

One of the major challenges facing the commercialization of extreme ultraviolet (EUV) lithography remains simultaneously achieving resist sensitivity, line-edge roughness, and resolution requirement. Sensitivity is of particular concern owing to its direct impact on source power requirements. Most current EUV exposure tools have been calibrated against a resist standard with the actual calibration of the standard resist dating back to EUV exposures at Sandia National Laboratories in the mid 1990s. Here they report on an independent sensitivity calibration of two baseline resists from the SEMATECH Berkeley MET tool performed at the Advanced Light Source Calibrations and Standards beamline. The results show the baseline resists to be approximately 1.9 times faster than previously thought based on calibration against the long standing resist standard.

Acceleration of compact torus plasma rings in a coaxial rail-gun

We discuss here theoretical studies of magnetic acceleration of Compact Torus plasma rings in a coaxial, rail-gun accelerator. The rings are formed using a magnetized coaxial plasma gun and are accelerated by injection of B/sub theta/ flux from an accelerator bank. After acceleration, the rings enter a focusing cone where the ring is decelerated and reduced in radius. As the ring radius decreases, the ring magnetic energy increases until it equals the entering kinetic energy and the ring stagnates. Scaling laws and numerical calculations of acceleration using a O-D numerical code are presented. 2-D, MHD simulations are shown which demonstrate ring formation, acceleration, and focusing. Finally, 3-D calculations are discussed which determine the ideal MHD stability of the accelerated ring.

Acceleration of Polarized Protons in the Ags With Two Helical Partial Snakes.

The RHIC spin program requires 2 x 10{sup 11} proton/bunch with 70% polarization. As the injector to RHIC, AGS is the bottleneck for preserving polarization: there is no space for a full snake to overcome numerous depolarizing resonances. An ac dipole and a partial snake have been used to preserve beam polarization in the past few years. Two helical snakes have been built and installed in the AGS. With careful setup of optics at injection and along the ramp, this combination can eliminate all depolarizing resonances encountered during acceleration. This paper presents the setup and preliminary results.

Acceptance test report: Field test of mixer pump for 241-AN-107 caustic addition project

The field acceptance test of a 75 HP mixer pump (Hazleton serial number N-20801) installed in Tank 241-AN-107 was conducted from October 1995 thru February 1996. The objectives defined in the acceptance test were successfully met, with two exceptions recorded. The acceptance test encompassed field verification of mixer pump turntable rotation set-up and operation, verification that the pump instrumentation functions within established limits, facilitation of baseline data collection from the mixer pump mounted ultrasonic instrumentation, verification of mixer pump water flush system operation and validation of a procedure for its operation, and several brief test runs (bump) of the mixer pump.

Activity coefficient derivatives with respect to molality are presented for the Scatchard Neutral Electrolyte description of a ternary common-ion electrolyte system. These quantities are needed for the calculation of 'diffusion Onsager coefficients' and in turn for tests of the Onsager Reciprocal Relations in diffusion. The usually-omitted b{sub 23} term is included. The direct SNE binary approximations and a further approximation are discussed. Binary evaluation strategies other than constant ionic strength are considered.

Adsorption of polystyrene sulfonate to the air surface of water by neutron reflectivity

The adsorption of the strong polyelectrolyte polystyrene sulfonate (PSS) to the air surface of dilute aqueous solutions was investigated as a function of molecular weight and salt concentration. Detailed segment profiles of the deuterated polymer were determined by neutron reflection. Surface activity was also examined through surface tension measurements. In general, the segment profiles are composed of a thin layer (10--20 {angstrom} thick) of high concentration at the air surface, followed by a distinct second layer of much lower segment concentration that extends to larger depths into the liquid. The high segment density at the air surface is due to a strong surface attraction, arising from the low surface tension of the PSS backbone relative to the surface tension of water. At low salt concentration, the profiles tend toward a single dense layer, suggesting that the chains lie nearly flat at the interface in that limit. The adsorbed amount increases with salt concentration, with a stronger dependence for higher molecular weight chains. The adsorbed amounts at the air/water interface are higher than reported previously for PSS adsorbed onto neutral solid surfaces, consistent with the fact that the air-liquid interface provides a stronger surface attraction. Advanced Telemetry Data Capturing

This project developed a new generation or advanced data capturing process specifically designed for use in future telemetry test systems at the Kansas City Plant (KCP). Although similar data capturing processes are performed both commercially and at other DOE weapon facilities, the equipment used is not specifically designed to perform acceptance testing requirements unique to the KCP. Commercially available equipment, despite very high cost (up to $125,000), is deficient in reliability and long-term maintainability necessary in test systems at this facility. There are no commercial sources for some requirements, specifically Terminal Data Analyzer (TDA) data processing. Although other custom processes have been developed to satisfy these test requirements, these designs have become difficult to maintain and upgrade.
